J ér ôm e Fa ist , exa m in er Prof. Dr. Alessandro Tredicucci, co-examiner 2010 Abstract Quantum cascade (QC) lasers are unipolar semiconductor lasers based on intersubband transitions in quantum wells that cover a large portion of the Mid and Far Infrared electromagnetic spectrum. In this work the interest has been focused on the study of sources emitting in the THz range. Two main research lines have been followed. The first one concerned the design of robust active medium for high performance laser, flexible to different growth technique. A successful gain medium is demonstrated that combines a wide gain bandwidth, large photon-driven transport and good high-temperature characteristics. It relies on a diagonal transition between a bound state and doublet of states, coupled to the upper state of a phonon extraction stage. The relative tolerance of the design to small variations in the barrier thicknesses made it suitable to achieve good performance, using the organometallic chemical vapor deposition; this result is the first reported for similar structures. In this work a deep theoretical and experimental study of waveguides for terahertz QC lasers is then reported. The interest has been focused in particular to the so called “double metal” geometry, where the active region is sandwiched between two metal layers in a deeply subwavelength region. The high confinement of the optical mode leads on one side to high operating temperatures but, on the other side, to a strong mismatch condition for the out-coupling of the laser light. Successful results on the control of the beam emission of these sources are presented. The use of structure similar to microwave horn antenna waveguide demonstrates the property of reshaping of typical wide and patterned emission in a single spot; an enhancement of a factor 10 of the measured output optical power is reported at an operating frequency ∼ 1.7 THz. In addition, a careful study of higher-order distributed feedback is presented. Third-order grating has been identified as a powerful mean to improve the outcoupling condition for double metal waveguide; high performance, single mode devices are presented where the laser emission is concentrated in a single spot with divergence values down to 10◦ , depending on geometry. This design has been further exploited to realize efficient subwavelength waveguides, photonic-wire lasers, where the diffraction limit could be overcome, achieving a narrow emission beam. Riassunto I laser a cascata quantica sono sorgenti a semiconduttore unipolari, basate su transizioni intersottobanda. Essi coprono una larga parte dello spettro elettromagnetico, dal medio al lontano infrarosso. In questo lavoro di tesi l’attenzione e’ rivolta ai dispositivi operanti nella regione del THz. Due principali linee di ricerca sono state seguite. La prima riguardante il design di una regione attiva per laser ad alte prestazioni e flessibili rispetto alle differenti tecniche di crescita. Un vincente mezzo attivo che combina una larga larghezza di guadagno, un largo trasporto guidato dai fotoni e buone caratteristiche termiche e’ stato dimostrato. Esso si basa su una transizione diagonale tra uno stato confinato e un doppietto di stati accoppiati al livello superiore di una transizione fononica. La buona tolleranza di questo design alle possibili piccole variazioni degli spessori delle barriere lo rende adatto al raggiungimento di dispositivi ad alte prestazioni usando la tecnica di deposizione chimia organometallica; questo risultato e’ il primo riportato per strutture similari. In questo lavoro e’ poi discusso uno dettagliato studio teorico e sperimentale delle guide d’onda per i laser a cascata quantica nel THz. L’interesse e’ stato in particolare volto alla cosiddetta guida doppio metallo, dove il mezzo attivo e’ posto tra due strati metallici in una regione molto piu’ piccola della lunghezza d’onda. Il forte confinamento del modo ottico porta da un lato ad alte temperature di funzionamento ma dall’altro, ad un forte discrepanza per le condizioni di accopiamento del modo verso l’esterno. Buoni risultati sul controllo del fascio di emissione della luce sono presentati. Usando strutture simili alle antenne a tromba usate nelle microonde, e’ dimostrato un completo cambiamento della tipica larga emissione del laser in un singolo fascio; un aumento di un fattore 10 della potenza ottica emessa e’ riportato per dispositivi operanti a 1.7 THz. Un attento studio dei ”distibuted feedback lasers” ad alto ordine e’ inoltre presentato. Dispositivi basati sulla risonanza al terzo ordine hanno dimostrato essere un ottimo mezzo per migliorare le condizioni di accoppiamento verso l’esterno per le guide doppio metallo. Sono stati realizzati dispositivi con alta potenza ottica, emissione su una singola frequenza e in un singolo fascio, di pochi gradi di divergenza. Questa stessa idea e’ stata inoltre sfruttata per realizzare strutture piu’ piccole della lunghezza d’onda, chiamate laser-filo, ma che ancora mantengono una emissione collimata.
